As a type of charge-balanced power device,the performance of super-junction MOSFETs(SJ-MOS)is significantly influ-enced by fluctuations in the fabrication process.To overcome the relatively narrow process window of conventional SJ-MOS,an optimized structure"vertical variable doping super-junction MOSFET(VVD-SJ)"is proposed.Based on the analysis using the charge superposition principle,it is observed that the VVD-SJ,in which the impurity concentration of the P-pillar gradually decreases while that of the N-pillar increases from top to bottom,improves the electric field distribution and mitigates charge imbalance(CIB).Experimental results demonstrate that the optimized 600 V VVD-SJ achieves a 35.90%expansion of the pro-cess window. 展开更多

Major defects in forming of conical cups are wrinkles and rupture.Hydrodynamic deep drawing assisted by radial pressure(HDDRP) is a sheet hydroforming process for production of shell cups in one step.In this work,process window diagrams(PWDs) for Al1050-O,pure copper and DIN 1623 St14 steel are obtained for HDDRP process.The PWD is determined to provide a quick assessment of part producibility for sheet hydroforming process.Finite element method is used for this purpose considering the process parameters including pressure path,and the blank material and its thickness.Numerical results are validated by experiments.It is shown that the sheets with less initial thickness and higher strength show better formability and uniformity of thickness distribution on final product.The results demonstrate that the obtained PWD can predict appropriate forming area and probability of rupture or wrinkling occurrence under different pressure loading paths. 展开更多

A novel fabrication technique utilizing dual plasma generated by metal vacuum arc (MEVVA) and radio frequency (RF) is discussed in this paper. We have recently conducted a systematic investigation to determine the optimal process window to deposit CeO2 thin films'on Si(100) substrates. Selective Laser Melting(SLM),an advanced metal additive manufacturing technology,offers high precision and personalized customization advantages.However,selecting reasonable SLM parameters is challenging due to complex relationships.This study proposes a method for identifying the optimal process window by combining the simulation model with an optimization algorithm.JAYA is guided by the principle of preferential behavior towards best solutions and avoidance of worst ones,but it is prone to premature convergence thus leading to insufficient global search.To overcome limitations,this research proposes a Differential Evolution-framed JAYA algorithm(DEJAYA).DEJAYA incorporates four key enhancements to improve the flexibility of the original algorithm,which include DE framework design,horizontal crossover operator,longitudinal crossover operator,and global greedy strategy.The effectiveness of DEJAYA is rigorously evaluated by a suite of 23 distinct benchmark functions.Furthermore,the numerical simulation establishes AlSi10Mg single-track formation models,and DEJAYA successfully identified the optimal process window for this problem.Experimental results validate that DEJAYA effectively guides SLM parameter selection for AlSi10Mg. 展开更多

Identifying suitable processing window is necessary but difficult for achieving favorable microstructure and performance in extrusion of large thick-walled pipe with difficult-to-deform Inconel 625 alloy. In this work, a method was established for identifying the extrusion process window considering temperature control using response surface methodology. Firstly, the response surface models, which correlate temperature rise and peak temperature to key extrusion parameters, have been developed by orthogonal regression based on finite element calculated data. Secondly, the coupled effects of the key extrusion parameters on the temperature rise and peak temperature have been disclosed based on the regression models. Lastly, suitable extrusion processing windows, which are described by contour map of peak temperature in the space of extrusion speed and initial billet temperature, have been established for different extrusion ratios. Using the identified process window, a suitable combination of the key extrusion parameters can be determined conveniently and quickly. 展开更多

The harsh melt-spinning and annealing processes of high saturation magnetization nanocrystalline softmagnetic alloys are the biggest obstacles for their industrialization. Here, we proposed a novel strategy to enlarge the processing window by annealing the partially crystallized precursor ribbons via a heterostructured crystallization process. The heterostructured evolution of Fe84.75Si2B9P3C0.5Cu0.75(at.%)alloy ribbons with different spinning rate were studied in detail, to demonstrate the gradient nucleation and grain refinement mechanisms. The nanocrystalline alloys made with industrially acceptable spinning rate of 25-30 m/s and normal annealing process exhibit excellent magnetic properties and fine nanostructure. The small quenched-in crystals/clusters in the free surface of the low spinning rate ribbons will not grow to coarse grains, because of the competitive grain growth and shielding effect of metalloid elements rich interlayer with a high stability. Avoiding the precipitation of quenched-in coarse grains in precursor ribbons is thus a new criterion for the composition and process design, which is more convenient than the former one with respect to the homogenous crystallization mechanism, and enable us to produce high performance nanocrystalline soft-magnetic alloys. This strategy is also suitable for improving the compositional adjustability, impurity tolerance, and enlarging the window of melt temperature,which is an important reference for the future development of composition and process. 展开更多

Friction stir spot welding technique was used to join dissimilar combinations of aluminium alloy(Al5052)with copperalloy(C27200)and friction stir spot welding windows such as tool rotational speed–dwell time and tool rotational speed?plungedepth diagrams for effective joining of these materials were developed.Using a central composite design model,empirical relationswere developed to predict the changes in tensile shear failure load values and interface hardness of the joints with three processparameters such as tool rotational speed,plunge depth and dwell time.The adequacy of the developed model was verified usingANOVA analysis at95%confidence level.Response surface methodology was used to optimize the developed model to maximizetensile strength and minimize interface hardness.A high tensile shear failure load value of3850N and low interface hardness valueof HV81was observed for joints made under optimum conditions,and validation experiments confirmed the high predictability ofthe developed model with error less than2%.The operating windows developed shall act as reference maps for future designengineers in choosing appropriate friction stir spot welding process parameter values to obtain good joints. 展开更多

A processing window exists during the transition between film formation and the annealing step in the two-step method employed for the fabrication of FAPbI3 perovskite solar cells,independent of whether the aim is to produce a batch of small-area or large-area devices.A significant variance in the power conversion efficiencies of perovskite devices,resulting from different processing windows,leads to a marked decrease in device reproducibility.To investigate the changes occurring within the perovskite wet film during the processing window,this study utilized nitrogen protection packaging technology to monitor the crystallization process of the perovskite wet film outside the glove box.The observation indicated non-uniform intermediate-phase reaction rates.The incorporation of 3-cyanopyridine into the two-step method decelerated the crystallization kinetics of the perovskite wet film,suppressing the formation ofδ-FAPbI3.Such modification expanded the processing window time,enabling the preparation of perovskite films with superior crystallinity and minimal defects.The n-i-p type perovskite solar cells exhibited a power conversion efficiency(PCE)of 25.12%.The findings demonstrate that this modification method effectively extends the processing window time of the two-step method,leading to the fabrication of perovskite devices with optimal performance and high repeatability.This represents a novel strategy for the batch production of perovskite devices and the manufacturing of large-area perovskite films. 展开更多

The true stress-strain curves of as-cast 7075 aluminum alloy have been obtained by isothermal compression tests at temperatures of 300 500 ~C and strain rates of 0.01 10 s i. The plastic flow instability map is established based on Gegel B and Murthy instability criteria because the deformed compression samples suggest that the combination of the above two instability criteria has more comprehensive crack prediction ability. And the processing map based on Dynamic Mate- rial Model (DMM) of as-cast 7075 aluminum alloy has been developed through a superposition of the established instability map and power dissipation map. In terms of microstructure of the deformed samples and whether plastic flow is stable or not, the processing map can be divided into five areas: stable area with as-cast grain, stable area with homogeneous grain resulting from dynamic recovery, instability area with as-cast grain, instability area with the second phase and instability area with mixed grains. In consideration of microstructure characteristics in the above five areas of the processing map, the stable area with homogeneous grain resulting from dynamic recovery, namely the temperatures at 425465 ℃ and the strain rates at 0.01^-1 s^-1, is suggested to be suitable processing window for the as-cast 7075 aluminum alloy. 展开更多

激光定向能量沉积技术可实现热作模具钢复杂构件的近净成形与高效修复,在模锻、压铸等高温服役模具的制造与再制造中具有明显应用优势,但成形过程中工艺参数波动易影响熔池形貌特征,同时工艺参数的不合理匹配也易引发孔隙、裂纹等成形缺... 激光定向能量沉积技术可实现热作模具钢复杂构件的近净成形与高效修复,在模锻、压铸等高温服役模具的制造与再制造中具有明显应用优势,但成形过程中工艺参数波动易影响熔池形貌特征,同时工艺参数的不合理匹配也易引发孔隙、裂纹等成形缺陷,从而制约成形质量稳定性。为明确工艺参数在激光定向能量沉积成形热作模具钢过程中的影响机制,本研究围绕工艺参数-熔池形貌-成形质量之间的关联关系,依次开展单层单道、单层多道及多层多道沉积试验,系统研究了主要工艺参数对熔池形貌演化行为及沉积件成形质量的调控规律。结果表明,激光功率和扫描速度主导熔池熔化深度与宽度,送粉量与前两者协同决定熔池填充状态;搭接率处于30%~50%区间时可以有效避免道间沟槽、单侧堆积及界面缝隙等缺陷;在激光比能量与绝对送粉率适配形成的最优成形工艺窗口内,可保障粉末完全熔融、层间冶金结合良好且气体充分逸出,使成形件致密度达99%以上且无明显缺陷,参数偏离则会导致因能量与粉末输入失衡引发的未熔合、裂纹或匙孔等缺陷,进而劣化成形质量。该研究结果明确了工艺参数对熔池形貌的调控机制,为激光定向能量沉积成形热作模具钢的工艺参数优化及成形质量控制提供了试验依据。 展开更多

以薄壁铜管端部高速旋转模压缩径工艺为研究对象,针对旋转-轴向推进复合滑动条件下轴向力构成机理变化及薄壁区易起皱和局部屈曲失稳的问题,建立考虑旋转摩擦分解与温度软化效应的轴向力预测模型,并进一步基于能量法与塑性铰等效模型推... 以薄壁铜管端部高速旋转模压缩径工艺为研究对象,针对旋转-轴向推进复合滑动条件下轴向力构成机理变化及薄壁区易起皱和局部屈曲失稳的问题,建立考虑旋转摩擦分解与温度软化效应的轴向力预测模型,并进一步基于能量法与塑性铰等效模型推导失稳临界轴向力,构建成形稳定性判据以获得工艺窗口。结果表明:模具转速与径厚比对稳定成形区间具有显著影响,当径厚比为50时,转速由1500 r·min-1提升至9000 r·min-1,预测最大允许进给速度由4 mm·s-1提升至38 mm·s-1,试验临界值由1 mm·s-1提升至35 mm·s-1,除低转速工况外,理论预测结果与试验临界值之间的相对误差均小于8%;在转速为9000 r·min-1的条件下,径厚比由50降低至16.66,稳定成形区间显著扩展。试验结果与理论预测整体一致,验证了模型的有效性。 展开更多

[目的]针对高深径比硅通孔(TSV)电镀填充中的空洞缺陷问题,筛选适用于铜互连工艺的高效抑制剂。[方法]通过循环伏安法对比了聚乙二醇20000(PEG 20000)、环氧乙烷与环氧丙烷嵌段共聚物(PE6400和17R4)及聚环氧乙烷−聚环氧丙烷单丁基醚(50HB-260)四种抑制剂对铜电沉积的抑制能力,并通过TSV电镀填孔实验进行验证;研究了电流密度和对流强度对TSV填充效果的影响,以确定适宜的工艺窗口。[结果]PEG 20000在100~200 mg/L的质量浓度范围内均能实现无空洞、无缝隙的TSV填充,其对对流强度具有良好的适应性,在搅拌速率不低于1 L/min的条件下均可实现无缺陷填充。采用“0.1 A/dm2→0.2 A/dm2→0.3 A/dm2→0.4 A/dm2”的多段阶梯电流密度进行电镀,可有效控制抑制剂在TSV中的吸附分布,实现自底向上的超填充。[结论]PEG 20000是一种高效、稳定的TSV电镀抑制剂,具有较宽的工艺窗口。 展开更多

目的探究冷喷涂增材制造镁/铝双金属热变形过程中的流变行为及工艺窗口。方法先采用冷喷涂工艺制备镁/铝双金属复合材料,随后在温度523~673 K、应变速率0.001~1 s-1、最大变形量50%的条件下,开展热压缩变形试验。通过对试验结果进行... 目的探究冷喷涂增材制造镁/铝双金属热变形过程中的流变行为及工艺窗口。方法先采用冷喷涂工艺制备镁/铝双金属复合材料,随后在温度523~673 K、应变速率0.001~1 s-1、最大变形量50%的条件下,开展热压缩变形试验。通过对试验结果进行观察,分析镁/铝双金属的流变曲线特性,建立了基于Z参数的Arrhenius高温本构模型,并计算了不同变形条件下材料的热变形激活能,构建了三维激活能图。此外,利用修正的动态材料模型和Murty流变失稳判据,构建了三维热加工图;通过将二者结合以建立激活能-加工图,获得了材料在不同变形条件下的流变失稳区和安全变形区。结果镁/铝双金属的流变曲线随应变的增加呈现明显的再结晶软化特征,并对变形温度和应变速率因素十分敏感,流变应力随着变形温度的升高和应变速率的降低而减小。结论所建立的高温本构模型能够对不同变形条件下双金属的流变应力进行精确预测;基于激活能-加工图获得的最优热变形工艺窗口为:变形温度530~570 K,应变速率0.001~0.006 s-1 展开更多

针对单光子激光雷达在复杂场景中的噪声干扰及稀疏信号提取难等问题,本文提出了一种融合动态熵窗机制的光子事件谱域特征提取方法。首先通过蒙特卡罗随机逻辑方法构建全链路光子传输模型,模拟生成了含噪声本底的三维点云数据集;进而融... 针对单光子激光雷达在复杂场景中的噪声干扰及稀疏信号提取难等问题,本文提出了一种融合动态熵窗机制的光子事件谱域特征提取方法。首先通过蒙特卡罗随机逻辑方法构建全链路光子传输模型,模拟生成了含噪声本底的三维点云数据集;进而融合光子事件熵值理论,设计了自适应汉明窗函数,通过局部熵值序列的时域演化特征实现噪声光子鉴别并去除。实验结果显示:基于蒙特卡罗方法的模拟方法能够有效复现单光子激光雷达的工作流程,并生成具有各种环境特征的点云数据集;使用滑动窗口计算光子事件熵,选取光子较小熵值点作为信号光子判据的去噪算法,噪声去除率达到了97%,展现出了显著的噪声抑制性能。该研究为提升单光子激光雷达抗干扰能力提供了理论框架。 展开更多
